- 概述:硫化镉(英文cadmium sulfide)分子式CdS,分子量144.46,是一种N型光电导半导体材料。属Ⅱ-Ⅵ族化合物半导体。有晶体和无定形物。晶体有两种:α-型,柠檬黄色粉末,密度3.91~4.15;β-型,橘红色粉末,密度4.48~4.51。自然界中有硫镉矿,六角晶体,密度4.82。能在氮气中升华。微毒,无放射性,微溶于水和乙醇,溶于酸,极易溶于氨水。禁带宽度2.41电子伏,电子和空穴的迁移率分别为2×10-2和2×10-3米2/伏·秒,相对介电常数11.6。用于制焰火、玻璃釉、瓷釉、发光材料,并用作油漆、纸、橡胶和玻璃等的颜料(镉黄和镉红)。高纯度的是良好的半导体,由硫化氢通入镉盐酸性溶液,生成沉淀,经过滤、洗涤、烘干而得。硫化镉溶度积为3.6×10^-29。 硫化镉光导体,突出的优点是静电潜像电位差大,复印出的图像反差大。因表层加有绝缘膜,使光导体的耐磨性好。由于对光的灵敏度高,能用在各种速度的机器上。不过这种光导体表层的绝缘膜,对图象的分辨率有—些影响。硫化镉对温度很敏感,而且怕潮,由于其表面没有保护膜,对操作者身体不利,也不利于废光导体的处理,因此在目前应用的越来越少了。 硫化镉由于不易制成单晶,因而虽然它比锗、硅和砷化镓还早进入实用阶段,但对它的研究还很不深入,使用时也大多用其多晶烧结体和薄膜。硫化镉是灵敏度较高的N型光电导器件材料,也是压电器件材料。它与硫化锌的固溶体可制成激光波长为(3300~4900)×10-10米的激光器;与硒化镉的固溶体可制成激光波长为(4900~6750)×10-10米的激光器;与碲化镉制成的薄膜异质结太阳能电池虽然效率低于10%,但价格便宜,并且可制成大面积器件。
